Assignment 8

For all circuits, do not consider channel length modulation

for calculating bias points. Unless otherwise specified,
channel length modulation effect needs to be considered
for small-signal analysis. All answers should be given to
the second decimal place.

General hints: small-signal output resistance of a MOSFET

rDS = 1/(λ·ID ); For determining output resistance of longer-
than-minimum-length devices, use the relation λ·L =
constant; Remember that overdrive or saturation voltage
VOV = VDS,sat = V GS - VT .

Circuit and device parameters are:

Vdd = 5V; VTn = VTp = 1V ; µn Cox = 50µA/V2 ; µp Cox =
25µA/V2 ; λn = λ p = 0.01 V-1 for Lmin = 1 µm
Temperature = 300K; Boltzmann constant = 1.38 X 10-23
m2 kg s-2 K-1

Figure 1: (W/L)1 = (80μm/1μm); Bias current = 0.5mA; RS =

0.5 kΩ and RD = 4 kΩ. You may ignore channel length
modulation effects for this circuit in the problems (1)-(3)
below.

1) If the input small-signal voltage has an amplitude of

1mV, determine the small-signal current through M1 in μA.

No, the answer is incorrect.

Figure 2: (W/L)1 = (160μm/2μm); (W/L)2 = (80μm/2μm);

Both transistors have a bias current = 2mA. Assume that
bias voltage Vb at the gate of the PMOS transistor and at
Vin (gate of NMOS transistor) are appropriately chosen and
applied.
